２．研究計画の概要
|
オプトエレクトロニクスの進歩とともに、波長多重や並列処理など高い機能性を有する光波制御技術の応用分野が開拓されつつあり、高機能な光集積回路（光IC）の必要性が高まっている。しかし、従来の光集積回路は、限られた機能の光素子が集積化された小規模な回路が実用対象となりつつある程度で、電子回路並みの発展は望めなかった。これは、1)異種材料集積化の困難さ、2)機能の不足、3)集積密度の低さという3つの問題に起因している。高機能な光集積回路を実現するためには、多岐にわたる光制御機能素子を各々集積回路に適した形態で開発し、これらを適切な方法で高密度に一体集積化することが求められる。すなわち、材料の特性改善を進めるとともに、与えられた材料の特性を十分に生かし、かつ製作プロセスと整合した光デバイスの構造設計を行い、これを高密度に集積化する技術を開拓する必要がある。 このような背景を踏まえて、本研究では、次の3項目を中核的な課題として研究計画を立案し、研究を推進した。 1)集積光デバイス機能拡大のための集積技術の開拓と新機能光素子の開拓 2)電気光学効果の増大とそのデバイス応用 3)超微小光回路の構成法と光集積回路大規模化手法の開拓 |

1)集積光デバイス機能拡大のための集積技術の開拓と新機能光素子の開拓 ・化合物半導体基板上への磁気光学材料集積化技術を確立し、光能動素子と磁気光学素子の一体集積化を実現する。 ・面積選択成長法のメカニズムを解明し、半導体モノリシック光集積回路における能動素子／受動素子一括形成技術を確立する。 2)電気光学効果の増大とそのデバイス応用 ・LiNbO3系強誘電体結晶の組成制御やドーピングなどの方法により電気光学効果の増大をはかる。 ・電気光学定数の増大を効果的に生かしたデバイスの開拓を行うとともに、半導体光素子と電気光学素子の一体集積化など新機能発現の可能性を探求する。 3)超微小光回路の構成法と光集積回路大規模化手法の開拓 ・超精密な半導体成長・加工技術を確立する。 ・直径数μｍのディスク共振器やサブミクロン周期構造を有するフォトニック結晶などの新しい原理に基づく超微小光回路を開発し、これを基に大規模な光ICの形成手法を開拓する。 |
| ４−１ 研究計画、目的に対する成果 |
|
1)集積光デバイス機能拡大のための集積技術の開拓と新機能光素子の開拓 ・光アイソレータと能動素子を集積化するために、磁気光学結晶を化合物半導体にダイレクトボンディングによって接合する技術を確立した。また、これを用いて半導体導波層を有する光アイソレータを試作し、世界ではじめてその動作実証に成功した。 ・化合物半導体で形成される能動光素子と受動光素子を一括して高密度に形成することができる面積選択成長法の成長機構を解明した。次いで、多モード干渉カプラ（受動素子）と光アンプゲートアレイ（能動素子）から構成される光集積回路を試作し、この手法がこれまでにない機能を提供する半導体モノリシック光集積回路を形成する技術として有効であることを実証した。 2)電気光学効果の増大とそのデバイス応用 ・ストイキオメトリックな組成を有するLiNbO3結晶の育成に成功し、従来のLiNbO3結晶に比べて電気光学定数が増大することを明らかにした。さらに、LiNbO3にCeなどのイオンをドーピングすることによって電気光学定数の増大をはかり、最終的に従来の材料に比べて1.3倍の電気光学定数を有するLiNbO3を実現した。また、これらの材料のデバイス化について検討した。 3)超微小光回路の構成法と光集積回路大規模化手法の開拓 ・光回路素子や光配線を微小化し、個々の光回路素子の高機能化を達成する手段として、InP系材料を中心に、平滑でアスペクト比の高い極微小構造を製作する精密加工プロセスの検討を行い、ディスク共振器を基本構成要素とした極微小光回路素子とフォトニック結晶の形成手法を開発した。さらに、これらの新しい概念に基づく光回路の設計理論を明確化し、具体的な光素子を試作・動作実証を行って、その有効性を実証した。 |
| ４−２ 研究計画、目的外の成果 |
|
光集積回路の高機能化を狙って研究を進める過程で、全光スイッチングデバイスの開発に成功した。これは、GaInAsP系半導体材料のバンドギャップ制御が自由にできたことと、集積光デバイスの設計論を研究する過程で生まれた成果である。具体的には、GaInAsP導波層における光強度依存屈折率変化(光カー効果)を光共振器中で生じさせることによって、光双安定素子、光強度に対するしきい値素子、光ゲート素子が実用的な光パワー(数mW〜20mW程度)で動作することを実証した。今後、スイッチング動作に必要な光パワーの低減、スイッチング速度の上限値の明確化、他の光素子との集積化など、実用化にむけた研究を進める予定。 |
| ４−３ 研究成果の展望 |
|
異種材料の接合を可能ならしめたことで、集積化可能なデバイス機能が格段に拡大される。また、220℃という低温でダイレクトボンディングで異種材料を接合することができることを実証したことは、この手法の適用範囲を広げることにつながる。 面積選択成長法によって、従来の成長法に比べて数倍もバンドギャップ差のある半導体を一括して成長する技術を確立したことは、これを利用して広範囲な光機能デバイスを一括して形成できることにつながり、モノリシックな半導体光集積回路の大幅な機能拡大に寄与する。 LiNbO3の組成を再検討し、その電気光学定数が従来の材料の1.3倍まで増大することを実証した。また、これまで未知であった電気光学定数の波長依存性も明確化した。これらの成果は、この材料を使ったデバイス設計を大きく変えるものであり、その波及効果は大きい。 強い光閉じ込め効果を有するマイクロディスク構造やフォトニック結晶による光導波路など、従来の光回路素子とは異なる考え方に基づく微小光回路の構成方法を確立し、新しい分野を開拓することができた。この考え方は、今後、多岐にわたる光デバイス構成に適用することができ、いっそうの展開が期待できる。 異種材料の集積化や面積選択成長法など、本プロジェクトで開拓した製作要素技術は、従来技術では不可能であった光機能素子の集積化を可能ならしめる技術である。また、微小光回路やフォトニック結晶を用いた新規な光回路素子や光配線の形成手法は、これまでに無い新しい光集積回路への展開が十分に期待される。本プロジェクトで基礎が確立されたこれらのアプローチを継続して発展させ、産業界とも連携して実用に供し得る光集積回路の実現を目指すべきであると考える。 |
| ４−４ 本事業の趣旨に鑑み、果たした役割 |
|
光集積回路に取り込むことは不可能であるとこれまで考えられていた光機能素子を集積化する手法(ダイレクトボンディング)を開拓し、高機能な光集積回路を形成する基礎(面積選択成長法)を確立することができた。さらに、LiNbO3電気光学定数の増大は今後のデバイス設計を大きく変えるものである。いずれも、これまでの研究を格段に発展させる成果が得られており、得られた成果はこの分野における重要な学問的基礎および要素技術として位置付けられるものである。 また、新しい考えに基づく微小光回路を提案し、その形成手法を開拓し、大規模な光集積回路を形成する基礎として確立することができた。新規な発想に基づく新しい重要な成果が得られており、今後いっそうの展開が期待できる。 本プロジェクトの研究成果は、いずれも他の研究・開発に対する波及効果が大きく、高機能な光集積回路の実現を目指す際の重要な指針を示すことができたと考える。 |
