１０．研究成果の概要
|
本プロジェクトでは、物理的手法としてRFマグネトロンスパッタ法及びパルスレーザデポジション（PLD）法、また化学的手法としてMOCVD法、ゾルゲル法、ラングミュア・ブロジェット（LB）法を用いて、それぞれ原子・分子レベルでの精緻な構造設計を行い、化学量論性および微構造制御に優れたPb(Zr,Ti)O3(PZT)、SrBi2Ta2O9(SBT)、BaTiO3(BT)系強誘電体薄膜などの合成に成功した。さらに、学術的な見地から強誘電性発現および劣化メカニズムの精密な解析を行うとともに、将来の半導体産業への応用的見地から、高機能性強誘電体薄膜デバイスの合成技術の開発も行った。得られた主な成果を列挙すると、(1)HfO2およびZrO2の微量添加によりBT強誘電体特性の大幅な向上を図った環境低負荷型無鉛系BTHZ薄膜の開発、(2)反強誘電体-強誘電体複合構造による新規な強誘電体積層薄膜の創出、(3)LB法による膜厚30nm以下の超薄膜合成技術の開発、(4)薄膜成長初期の島状構造における強誘電性発現の実証、(5)強誘電体薄膜の分極疲労メカニズムの精密解析および熱刺激電流測定評価法の考案、(6)新規な酸化物薄膜電極の合成と分極疲労特性の大幅な改善、(7)X線分析法による精密な薄膜定量分析手法の確立、(8)高集積強誘電体メモリ作製を目指した電子線誘起反応による微細加工プロセスの開発、(9)強誘電体薄膜と半導体プロセスとの整合性を考慮したSi系バッファ層の合成技術の開発、(10)マイクロアクチュエーター応用を目指した強誘電体薄膜の圧電応答の精密評価、(11)強誘電体薄膜の焦電性を利用した光伝導・強誘電体メモリデバイスの考案と試作評価、が挙げられる。 |
