１０．研究成果の概要
|
我々は近年の進歩著しいナノテクノロジーを駆使し、ありきたりの材料から新しい機能を持つ構造材料を目指して研究をすすめた。さらにナノ構造を結合することによって網を形成し、個別デバイスの集合では得られない新しい機能の探索をすすめた。微細構造網としては光導波路および量子ドット網を取り上げ、ともに構造的精度を極限まで追及することを基本とした。その結果、光導波路については、これを構成するマイクロレーザーや光導波路など、優れた品質を持つ要素を実現し、デバイス化への基礎を固めた。量子ドット網については、一次元、および二次元電子状態や二次元人工格子（量子ドット格子）における輸送現象を中心に研究を進め、とくに一次元電子状態および量子ドット格子において低次元電子のクーロン相互作用による、新しい伝導現象を発見した。この現象は複数の格子点群から成るクラスターに特定個数の電子が捕らえられると安定状態が出現するというもので、これまでに観察されたことのない新しい現象である。本研究では、全体を通じて構造的、質的、精度の高い構造材料の製作に力をいれてきた。高い精度を持つ選択エピタキシャル成長による微細構造は、今後いろいろな構造やデバイスの製作に利用できるであろう。また、周期50nmの量子ドット構造は、これまでに得られた人工格子では最小のものであり、今後量子相関や多体効果に関する研究の基盤として役立つものと期待される。この他にもこの5年間の研究を通じて半導体の新しい機能や応用について幾多のヒントを得た。これらのヒントを基に、今後さらに研究を展開していきたい。 |
